实时隙式声表面波卷积器的理论分析

THEORETICAL ANALYSIS OF REAL-TIME AIR-GAP COUPLED SAW CONVOLVERS

  • 摘要: 本文对实时隙式声表面波(SAW)卷积器提出一种新的理论分析,其特点是较严格地考虑了半导体表面态在非线性过程中的作用,通过一种新的等效电路,导出了新的非线性耦合系数和卷积输出(或卷积优值)的解析表达式,这些表达式表现出明显的偏压相依性。文中还对表面态效应的频率响应作了分析。
    本理论可应用于半导体表面处于积累层、平带、耗尽层或反型层的分析.
    这里提出的理论能较完满地解释最近实验得到的声电非线性相互作用的一些新现象.

     

    Abstract: In this paper, a new theory is developed for the analysis of the real-time air-gap coupled SAW convolvers. There are two important features about the theory we propose here. First, we rigcirously consider the role of surface states of semiconductors in aco-ustoelectric nonlinear interactions. Second, by means of a new equivalent circuit for the convolver, we derive various new analytical expressions which describe the linear coupling coefficient for air-gap, nonlinear coupling coefficient for aeoustoelectric nonlinear interactions, and convolution output (or figure of merit) ; these expressions exhibit obvious dependence on bias.The frequency response of surface states is also analyzed.
    The theory presented here is a general formalism applicable to deal with the situation when the semiconductor surface is accumulated, at flat-band, depleted, or inverted.
    The presented theory can essentially explain experimental results of SAW acoustoelec-tric nonlinear interactions which were carried out by ourself and others.
